We have used TLDs at the BEVATRON for things like 500 MeV/amu Nitrogen!

We calibrate using track emulsions for these charged particles.

I would expect it would remain tissue equivalent at your energy range - but 
remember that is RAD not REM tissue equivalent.

AND with something that thin you may need build-up material.
